Abstract
补偿硅材料是低成本的太阳能电池硅原料。本文主要围绕冶金法生产的p型与n型 补偿硅材料在定向凝固、多晶铸锭、单晶生长、硅片表征以及太阳能电池制作等方面进行了深入的理论与应用研究。本论文的主要研究成果概述如下: (1)为了推动补偿硅材料的产业化应用进程,本人作为主要负责人与项目组成员一起自主设计并组装了大型多晶硅铸锭炉与大型定向凝固提纯包两套设备; (2)基于大量的多晶硅定向凝固铸锭实验,测定了补偿硅中的四种主要杂质,硼、磷、锗与碳在多晶硅铸锭过程中的有效分凝系数,由斜率获得的有效分凝系数分别为 0.859,0.453,0.333,0.563; (3)针对Klaassen模型在计算补偿硅...
